Gallium phosphide (P), a phosphide of gallium, is a compound semiconductor material with an indirect band gap of 2.26 eV(300K). The polycrystalline material has the appearance of pale orange pieces. Undoped single crystal wafers appear clear orange, but strongly doped wafers appear darker due to free-carrier absorption. It is odorless and insoluble in water.

Galliumphosphid ist eine binäre Halbleiterverbindung aus Gallium und Phosphor. Es wird seit den 1960er-Jahren als Material für rote, orange und grüne Leuchtdioden verwendet. Schwefel oder Tellur werden zur Dotierung benutzt, um Galliumphosphid in einen n-Typ-Halbleiter, Zink, um es in einen p-Typ-Halbleiter zu verwandeln. Reine GaP-LEDs emittieren grünes Licht mit einer Wellenlänge von 555 nm. Stickstoff-dotiertes GaP emittiert gelb-grün (565 nm), Zinkoxid-dotiertes GaP rot (700 nm).
